Abstract: Threshold voltage (Vth) variation in transistors is one of the most important factors in determining the success of a process technology. With ever increasing emphasis on low power operation, the random Vth variation is often the fundamental factor in determining the lowest operating voltage for a chip. A ring oscillator based approach for fast,high-volume collection of transistor Vth data was discussed during this talk with a demonstration.

The reliability challenges that are lying in front of us and various techniques for how to propagate reliability simulations in various design parts and new innovative compensation techniques were the key highlights discussed during the talk.
